Bonding Wire

The reliability of a wire/ribbon connection is highly dependent on the selection if the material. The main factors determining the conditions for the use of one or another type of wire are: Packge type. Hermetic packages mainly use aluminum or copper wire, as gold and aluminum form brittle intermetallic compounds at high sealing temperatures. However, only gold boding wire or ribbon is used for non-hermetic packages, since this type of enclosure does not provide complete isolation from moisture, which leads to corrosion of aluminum and copper wire. Wire or ribbon dimensions (diameter, width, thickness). Thinner conductors are required for circuits with small pads. On the other hand, the higher the current flowing through the connection, the larger the cross section of the conductors must be provided. The process of wire bonding is done by wire bonding machines at speeds up to hundreds of bonds per minute. Most famous are wire bonders from K&S, Palomar, ASM Pacific.
